TRANSFER OF INNOVATIONAL TECHNOLOGIES

SEMICONDUCTOR UV NANOLASER BASED ON ZINC OXIDE


Purpose of the development: Designed to create a class based on this new high-performance nanomaterials laser emitters and television projector with high brightness, large area images of ultraviolet and visible range of the spectrum.

Recommended application field: Semiconductor lasers, quantum ospreys and projection screens.

Technical characteristic: -reduction of an order of the optical cavity losses; -lowering the threshold to 30 kW / cm square and single-mode lasing; -generating ultraviolet radiation with a wavelength of 397 nm at room temperature Three-dimensional semiconductor nanostructures with dimensions on the order of the wavelength of an electron or a photon used in IMT RAS to modify the radiative properties of ZnO materials and wide-GaN. Quantization of electron wave functions or photon nanospheres and nanorods of these semiconductors can change their emission characteristics, lower by two orders of pump threshold and increase the efficiency of UV lasers.

Advantages over analogues: The volume of investments 10 000 000.; Payback period 1 year.

Description of the development:

On the basis of high-quality wide-crystalline semiconductor ZnO nanorods to create an ensemble of vertical (in the form of hexagonal single crystals) and isolated nanorods with mirrors at the ends with the characteristic dimensions of the order of the wavelength of light, which was first obtained by stimulated luminescence in the ultraviolet region of the spectrum (380-400 nm). Were first created UV lasers with optical and electron pumping through rods ZnO (diameter 100-200 nm) grown on different substrates without the use of a catalyst.
