MODERN TECHNOLOGIES FOR GROWING STRUCTURALLY-PERFECT ELECTRONIC ARSENIDE OF GALLIUM


Purpose of the development: It is proposed to create a technology for the synthesis of polycrystalline GaAs and the technology of growing electronic GaAs for the needs of mobile and satellite communications and tablet computers.

Recommended application field: Nanotechnology. Mobile and satellite communication and in tablet computers.

Advantages over analogues: Obtaining low-dislocation crystals of GaAs is a complex technological task, up to the present time practically unresolved.

Within the framework of the project, the "Polaron" installation was designed for express integral control of internal stresses in GaAs plates using an infrared video system, which allows monitoring of the technological process. Based on the theoretical and experimental studies of the heat and mass transfer conditions in the Arsenide-1 plants for growing GaAs by the Czochralski method for LEC technology, the following have been developed: - model and procedure of the experiment for determining the temperatures along the surface of the screen of the thermal assembly of the growth chamber; - a mathematical model that links the geometric parameters of a thermal node with the angular coefficients of heat fluxes from the ingot surface allows to optimize the thermal regime; - an express technique for determining and representing isotope lines in the plane of the GaAs plate. The developed thermal unit of the "Arsenid-1A" installation allowed reducing the axial temperature gradients up to 51 ... 53 K / cm and ensuring a uniform temperature distribution along the axis of the grown ingot. A technique and a device "TAU-1" for determining the value of the parameter mt in the test sample was developed. The error of the method was 2%. The device has been metrologically certified and introduced into production, in addition, software developed by the automated control system of the Arsenide-1 growth system has been developed and implemented, it is possible to implement the functions of process control, depending on the user category (operator, technologist, adjustor).
