TRANSFER OF INNOVATIONAL TECHNOLOGIES

MASSIVE SINGLE CRYSTALS OF CADMIUM TELLURIDE (CDTE) AND SOLID SOLUTIONS OF TELLURIDE CADMIUM ZINC (CDZNTE)


Purpose of the development: The Ukrainian University has developed and offers custom-made single-crystal ingots of undoped and doped CdTe and CdZnTe, as well as plates of the right sizes cut out from them with mechanically or chemically mechanically polished faces (110) and (111).

Recommended application field: - defense industry, security area; - production of equipment for medical diagnostics, nuclear medicine and environmental monitoring; - space research.

Technical characteristic: - diameter: up to 20 mm (it is possible to grow crystals of large diameter); - density of growth dislocations: Ndd <10 to 5 degrees cm to -2 degrees; - transmission in the spectral range of wavelengths of 1.5-25 microns: T> 60%; - electrical and transport characteristics (for the detector CdTe: Cl): resistivity at room temperature: p> 10 to 8 degrees Ohm · cm; mobility at room temperature: for holes ?h = 50-80 cm2 / V · s; - for electrons ue = 400-800 cm2 / V · s; - ifetime at room temperature: for electrons Te = 2-7 ms.

Advantages over analogues: - the grown ingot consists of a single monocrystalline block; - low background uncontrolled impurities; - smaller deviations from the stoichiometric composition; - higher uniformity of distribution of doping impurities and a smaller spread of parameters in the volume of the crystal.

Massive single crystals of CdTe and solid solutions of CdZnTe are used as a material for the fabrication of active elements of uncooled high-energy (X and y) radiation sensors, optical IR windows, substrates for epitaxial CdHgTe layers for the production of passive IR and THz spectral matrixes, photorefractive components and workers elements of optic-register systems. They are grown by a modified method of physical transport through the gas phase (PVT method).
